Infineon Technologies has introduced the new FF900R12ME7_B11 module with emitter controlled 7th generation diode for the application of variable speed drives. The EconoDUAL TRENCHSTOP IGBT7 module comes with a rating of 1200 V, 900A leading nominal current, and enables 30% higher inverter output current for the same frame size compared with the former technology.

It performs with lower static losses compared to its former module IGBT4 and provides less on-state voltage within the same chip area, which brings significant loss reduction in the applications that are usually operated at moderate switching frequencies. The module is designed to be used in industrial drive applications, agricultural vehicles (CAV), servo drives, solar and UPS inverters.

Features of FF900R12ME7_B11:

  • Lowest on-state voltage VCE(sat) and Vf
  • VCEsat with a positive temperature coefficient
  • Tvj op = 175C at overload
  • Enhanced controllability of dv/dt
  • Optimized switching losses for dv/dt = 5kv/us
  • 8us short-circuit robustness
  • Improved FWD softness
  • High power density
  • Isolated base plate
  • Compact and robust design with molded terminals

Note: More technical details on the product can be found in the FF900R12ME7_B11 Datasheet which is provided in the bottom of this page.

The company claims that oscillation behavior and controllability of the IGBT have been improved and the power modules feature a maximum allowed overload junction temperature of 175°C. The forward voltage drop of the emitter-controlled 7th generation diode (EC7) is now 100mV lower than the forward voltage drop of the EC4 diode with reduced oscillation tendency during diode turn-off. The lead type FF900R12ME7_B11 can be ordered now. However, the FF900R12ME7P_B11 with pre-applied TIM will be available by January 2020. More information is available at  www.infineon.com/igbt7.
